Shallow Donors in Diamond: Chalcogens, Pnictogens, and their Hydrogen Complexes

Abstract

The study of chalcogens, pnictogens, and their hydrogen complexes as the shallow donors in diamond was presented. The donor levels of substitutional impurities, comprising of S, As, P, and Sb, and chalcogen-hydrogen defects were studied via an ab initio theory. Substitutional chalcogen S was found to be a deep donor, while the donor levels of As and Sb were significantly shallower than P. The complexes of of pnictogens with H produced only very deep donor levels.
